THz QCLs for heterodyne receivers and wavelength modulation spectroscopy

چکیده
Milliwatt average power terahertz quantum cascade lasers (THz-QCLs, 2 THz to 5 THz) have been developed for spectroscopy and as local oscillators for heterodyne receivers. Novel DFB THz-QCLs have been fabricated and show single-mode operation. The narrow line widths of <10 MHz and stark shift tuning of of 6 GHz, allows for wavelength modulation spectroscopy of low pressure gasses in the unexplored THz frequency band. The same devices also act as local-oscillators for heterodyne receivers for remote-sensing and astronomy. Lastly we report on improved tunable DFB devices for use in spectroscopy.

Development of THz Quantum Cascade Laser as a Local Oscillator for Heterodyne Receivers
We are developing THz-QCL (quantum cascade laser) as a local oscillator for heterodyne receivers. THz-QCLs are made of GaAs/Al0.15Ga0.85As using resonant LO phonon scattering depopulation scheme, and processed in a metal-metal waveguide using gold-gold thermo compression wafer bonding technique. CW mode operation of the THz-QCL has been achieved up to a heat-sink temperature of 74 K at the lasi...

We report on a set of high-sensitivity terahertz spectroscopy experiments making use of QCLs to detect rotational molecular transitions in the far-infrared. We demonstrate that using a compact and transportable cryogen-free setup, based on a quantum cascade laser in a closed-cycle Stirling cryostat, and pyroelectric detectors, a considerable improvement in sensitivity can be obtained by impleme...

We review recent advances in chemical sensing applications based on surface emitting ring quantum cascade lasers (QCLs). Such lasers can be implemented in monolithically integrated on-chip laser/detector devices forming compact gas sensors, which are based on direct absorption spectroscopy according to the Beer–Lambert law. Furthermore, we present experimental results on radio frequency modulat...

متن کاملOptimization of MBE Growth Parameters for GaAs-based THz Quantum Cascade Lasers
Solid state terahertz (THz) lasers were made possible through the rapid progress in quantum cascade lasers (QCLs) [1]. Despite the advances in mid-infrared (MIR) QCLs [2], THz QCLs remain difficult to fabricate. The tolerances in alloy composition, layer thickness, and doping are lower for THz QCLs than their MIR counterparts. Typical THz structures can require more than a day to grow by MBE an...
